CHA8254-99F A New Power Amplifier,Frequency Range 17.3-20.3GHz
The CHA8254-99F is the new Power Amplifier proposed by UMS. It covers the frequency band 17.3-20.3GHz. Thanks to its Doherty architecture, it exhibits an excellent PAE: 31% for Pin 20dBm and 27% for Pin 14dBm@6dB Back off.
Thanks to its low biasing voltage (DC Bias: Vd 15V@Idq_main=210mA@Idq_peak 15mA), the CHA8254-99F maintains a low junction temperature below 160℃ in saturation that meets Space's stringent Reliability requirement。
The CHA8254-99F is dedicated to space applications and all high-performance systems. It is designed on a UMS GaN proprietary 0.15µm process and proposed in bare die.
