Powering New Infrastructure, WAYON Launched the Domestic “coolest” MOSFET WMJ120N60CM with High-voltage of 600V

Benefiting from the national emphasis on new infrastructure projects, new energy electric vehicle charging piles and 5G base stations are being built at a rapid pace. In response to the requirements of EV range improvement and fast charging speed, the power of charging pile has been up to 120KW to 180KW. Similarly, in the field of 5G, power is also very much about efficiency. The full power of a single 5G base station is close to 3700W, about 2.5 to 3.5 times that of a 4G base station, and the cost of electricity will climb to 4 to 5 times that of 3G/4G. When facing these power users, the high power consumption will be a dilemma that operators cannot avoid in the 5G era. Reducing energy consumption and improving power efficiency have become the main considerations when choosing power semiconductor devices. 


Currently, the TO-247 in power MOSFETs is the most common package for high-power power module applications in chargers, charging piles, and base stations. For the demand for high-voltage MOS products with ultra-low internal resistance, power supply engineers often use oversized packages such as TO-247MAX, TO-3P(L), TO-264 and PLUS TO-247 instead when the conventional TO-247 package cannot meet the demand. This oversized package is not only impractical but also has a higher cost. 


In response to the trend, after years of innovation in SJ-MOS technology, WAYON has developed an ultra-low on-resistance product WMJ120N60CM. The 600V high-voltage SJ-MOS in a conventional TO-247 package has a low on-resistance Rdson of 16.5mΩ, which can effectively improve the power density of the power supply, solving the application pain point.

In terms of the Figure of Merit (FOM=Rdson*Qg), WMJ120N60CM has reached the leading level on the market. In the circuit test of 3.3kW PFC module, the efficiency of WMJ120N60CM is almost the same as the 65R0**C7 of a well-known manufacturer in the industry, even 0.15~0.34% higher. At the same time, the corresponding input power consumption is reduced by 1 to 4W.

The WMJ120N60CM is slightly faster than the 65R0**C7 in terms of VGS turn-off waveform, featuring an industry-leading on-resistance Rdson and a TO-247 general-purpose package that effectively increases power density while saving space. At present, this product is mainly used for high-power power modules, such as EV ground charging pile module power supply, communication power supply, and high power charger, etc., which helps achieve high efficiency with reduced cost and expense, thus accelerating the full implementation of new infrastructure.
